Vacancy complexes with oversized impurities in Si and Ge

چکیده
In this paper we examine the electronic and geometrical structure of impurity-vacancy complexes in Si and Ge. Already Watkins suggested that in Si the pairing of Sn with the vacancy produces a complex with the Sn-atom at the bond center and the vacancy split into two half vacancies on the neighboring sites. Within the framework of density-functional theory we use two complementary ab initio methods, the pseudopotentialplane-wave method and the all-electron Kohn-Korringa-Rostoker method, to investigate the structure of vacancy complexes with 11 different sp-impurities. For the case of Sn in Si, we confirm the split configuration and obtain good agreement with EPR data of Watkins. In general we find that all impurities of the 5sp and 6sp series in Si and Ge prefer the split-vacancy configuration, with an energy gain of 0.5–1 eV compared to the substitutional complex. On the other hand, impurities of the 3sp and 4sp series form a sslightly distortedd substitutional complex. Al impurities show an exception from this rule, forming a split complex in Si and a strongly distorted substitutional complex in Ge. We find a strong correlation of these data with the size of the isolated impurities, being defined via the lattice relaxations of the nearest neighbors.

Vacancy - phosphorus complexes in strained Si 1 À x Ge x : Structure and stability
We have used positron annihilation spectroscopy to study vacancy-type defects in strained phosphorus doped Si12xGex layers grown on Si substrates and irradiated with 2-MeV protons. The results show that the dominant defect in the SiGe layer after irradiation is the E center, the vacancy-phosphorus pair. When the sample is annealed at 150–175 °C, the dominant defect species in the SiGe layer cha...
متن کاملVacancy-impurity complexes in highly Sb-doped Si grown by molecular beam epitaxy.
Positron annihilation measurements, supported by first-principles electron-structure calculations, identify vacancies and vacancy clusters decorated by 1-2 dopant impurities in highly Sb-doped Si. The concentration of vacancy defects increases with Sb doping and contributes significantly to the electrical compensation. Annealings at low temperatures of 400-500 K convert the defects to larger co...

In this work, the formation of oxygen-vacancy defect in 3d metals-doped TiO2 anatase and rutile structures is first investigated. The systematic calculations of formation energy, crystalline stability, band structure and density of state (DOS) of TiO2 samples of anatase and rutile doped with 3d transition metals with and without oxygen defect is done using FHI-aims as a software package based o...
متن کاملTheoretical investigation of native defects, impurities, and complexes in aluminum nitride
We have performed density-functional pseudopotential calculations to investigate the electronic structure, atomic configurations, and formation energies of native point defects and impurities in AlN. For the native defects, the nitrogen vacancy has the lowest formation energy in p-type material and the aluminum vacancy has the lowest formation energy in n-type material. Under n-type conditions ...
متن کاملCorrelation Factor for the Diffusion of Charged Impurities in the Diamond Structure*
The correlation factor for impurity diffusion by a vacancy-mechanism is a function of the vacancy-jump frequencies in the surroundings of the diffusing atom. Since in Si and Ge the vacancy can act as an acceptor, a long-range Coulomb interaction between donor atoms and vacancies exists. The usual assumption, that only a few vacancy-jump frequencies in the im mediate surroundings of the vacancy...
